Abstract

Purpose

The purpose of this paper is to study the microstructure and mechanical behaviour of smaller microbumps for high density solder interconnects.

Design/methodology/approach

The microstructure was analyzed by scanning electron microscopy and electron backscatter diffraction tests to determine the Sn grain number of the resultant microbumps. The nanomechanical properties of Sn microbumps were investigated by the nanoindentation and shearing tests to understand the failure mechanism and assess the reliability of ultra-high density solder interconnects with numbered grains.

Findings

Only one Sn grain is observed in the interconnect matrix when the microbumps are miniaturized to 40 μm or less. Because of the body-centred tetragonal lattice of ß-Sn unit cell, the mechanical properties of the one-grain Sn microbumps are remarkably anisotropic, which are proved by the difference of the elastic modulus and the stiffness in the different orientations. The shearing tests show that the one-grain Sn microbump has a typical brittle sliding fracture of monocrystal at different shearing speeds.

Practical implications

The paper provides a comparable study for the performance of the bigger solder joints and also makes preliminary research on the microstructure and mechanical behaviour of Sn microbumps with the diameter of 40 μm.

Originality/value

The findings in this paper provide methods of microstructure study by combination of EBSD test and metallographic analysis, mechanical study by combination of nanoindentation test and shearing test, which can provide good guidelines for other smaller microbumps. The strain rate sensitivity exponent of the one-grain Sn microbumps is consistent with the Pb-free bulk solder. This implies that the one-grain Sn microbump has a comparable flow stress to Sn37Pb solder, which is beneficial for Pb-free replacement in higher density microelectronic packaging.

Abstract

Purpose

The main purpose of this paper is to present and use the particle simulation method to explicitly simulate the spontaneous crack initiation phenomenon in brittle materials, and to compare the particle simulation results with experimental ones on the laboratory scale.

Design/methodology/approach

Using the particle simulation method, the brittle material is simulated as an assembly of particles so that the microscopic mechanism of inter‐ and intra‐particle crack initiation can be straightforwardly considered on the microscopic scale. A laboratory test has been conducted using a gypsum sample model to validate the particle simulation method for explicitly simulating the spontaneous crack initiation phenomenon.

Findings

The paper finds that in terms of simulating the macroscopic sliding surface along or around the contact plane between a block and its foundation, both the laboratory test and the particle simulation have produced consistent results. This indicated that the particle simulation method is capable of simulating macroscopic cracks through simulating conglomerations and accumulations of microscopic crack initiation within the brittle material. Compared with other numerical methods, the particle simulation method is more suitable for explicitly and effectively simulating spontaneous crack initiation problems on the microscopic scale in brittle materials.

Originality/value

The particle simulation method can be used to explicitly and effectively simulate the spontaneous crack initiation on the microscopic scale in brittle materials. It can be also used to simulate the macroscopic sliding surface along or around the contact plane between a block and its foundation. The experimental results of simulating the spontaneous crack initiation on the laboratory scale in brittle materials are very valuable for validating the numerical simulation results obtained not only from the particle simulation method, but also from other numerical simulation methods.

Abstract

Purpose

The effect of the load on the tribological properties of Si3N4-hBN sliding against Si3N4 were investigated under dry and water lubrication condition.

Design/methodology/approach

Using a MMU-5G type pin-on-disc friction and wear tester.

Findings

Under the dry friction, the wear mechanism was dominated by ploughing and abrasive wear, and the contact status was elastic contact under the load less than 25 N. With the increase of the load, the friction coefficient decreased; the main wear mechanism was fatigue fracture, and the contact status turned into plastic contact. Under water lubrication, effective lubrication film could be produced on the worn surface, and it had a function of fluid lubrication under the load less than 15 N. With the increase of the load, the pin and the disc came into direct contact, and the friction and wear of the pairs were aggravated; the wear mechanism changed from chemical wear into abrasive wear and brittle spalling.

Originality/value

The study on the effect of the load on the tribological properties of Si3N4-hBN sliding against Si3N4 was investigated under dry and water lubrication condition in the way of contact stress.

Abstract

Purpose

The purpose of this paper is to consider an approximate model of accumulation of microdefects in a material under repeated loading which makes it possible to define theoretical parameters of the fatigue failure (durability, fatigue limit, etc.). The model is involving the relevant law of distribution of ultimate (yield) stresses in the material of these members in combination with the basic characteristics of main mechanical properties of a material (ultimate and yield stresses and associated standard deviations).

Design/methodology/approach

The model of fatigue failure of brittle and elastoplastic materials based on the use of the structural-probabilistic approach and up-to-date ideas on the mechanism of material fracture is proposed. The model combines statistical fracture criteria, which are expressed in terms of damage concentrations, with the approximate model of microcrack accumulation under repeating loading of the same level. According to these criteria, the fatigue failure begins with the accumulation of separation- or shear-type microdefects up to the level of critical values of their density.

Findings

The failure mechanism is associated with the accumulation of dispersed microdamages under repeated loading. The critical value of the density of the microdamages, which are identified with those formed either by separation or shear under static loading in consequence of simple tension, compression or shear, is accepted as the criterion of the onset of fatigue failure. The fatigue being low-cycle or high-cycle is attributed to accumulation of shear microdamages in the region of plastic deformation in the former case and microdamages produced by separation under elastic deformation in the latter one.

Originality/value

The originality of the paper consists in the following. The authors theoretically define parameters of the fatigue failure (durability, fatigue limit, etc.) using the model in combination with the statistical failure (yield) criteria appearing in the damage measures. The constructed fatigue diagram has discontinuities on the conditional boundary dividing domains with the shear-type and separation-type fractures of structural elements. Such results are supported by the experimental results.

Abstract

Purpose

The objective of this paper is to determine fretting parameters of hoisting rope according to the hoisting parameters in coalmine and to explore the effect of contact load on fretting-fatigue behavior of steel wires.

Design/methodology/approach

Based on the mechanical model of hoisting rope in coalmine, the dynamic tension simulation of hoisting rope was performed. Static equations of hoisting rope under tension and torsion and theories of contact mechanics were applied to obtain fretting parameters. Fretting-fatigue tests of steel wires at different contact loads were conducted using a fretting-fatigue test rig. The fretting regime, normalized tangential force and fretting-fatigue life were studied. The morphologies of fretting contact scars and fracture surfaces were observed by scanning electron microscopy and optical microscopy to examine wear and failure mechanisms.

Findings

Dynamic tension changes from 0 to 30,900 N. In outer strand layer, contact loads between steel wires in certain wire layers are 60.5 and 38.3 N compared with 378 and 102.7 N between wire layers; relative displacements between wires are 62.5 and 113.2 μm, respectively. Mixed fretting regimes develop in all cases. Increasing contact load decreases the stabilized relative slip and normalized tangential force, reduces the fretting fatigue life, induces accelerated adhesive wear and fatigue wear and results in rougher fracture surface topographies. In all cases, fretting zone induces crack initiation; crack propagation and rupture zones present brittle cleavage and longitudinal splitting, respectively.

Practical implications

This paper presents the systemic study on determination of fretting parameters of hoisting rope according to the hoisting parameters in coalmine and the fretting-fatigue behavior of its internal steel wires. The results of fretting-fatigue tests show that the increase of contact load decreases the stabilized relative slip in mixed fretting regime and normalized tangential force, reduces the fretting fatigue life, induces accelerated adhesive wear and fatigue wear and results in rougher fracture surface topographies.

Abstract

Purpose

This paper aims to review recent reports on mechanical properties of Sn-Bi and Sn-Bi-X solders (where X is an additional alloying element), in terms of the tensile properties, hardness and shear strength. Then, the effects of alloying in Sn-Bi solder are compared in terms of the discussed mechanical properties. The fracture morphologies of tensile shear tested solders are also reviewed to correlate the microstructural changes with mechanical properties of Sn-Bi-X solder alloys.

Design/methodology/approach

A brief introduction on Sn-Bi solder and reasons to enhance the mechanical properties of Sn-Bi solder. The latest reports on Sn-Bi and Sn-Bi-X solders are combined in the form of tables and figures for each section. The presented data are discussed by comparing the testing method, technical setup, specimen dimension and alloying element weight percentage, which affect the mechanical properties of Sn-Bi solder.

Findings

The addition of alloying elements could enhance the tensile properties, hardness and/or shear strength of Sn-Bi solder for low-temperature solder application. Different weight percentage alloying elements affect differently on Sn-Bi solder mechanical properties.

Originality/value

This paper provides a compilation of latest report on tensile properties, hardness, shear strength and deformation of Sn-Bi and Sn-Bi-X solders and the latest trends and in-depth understanding of the effect of alloying elements in Sn-Bi solder mechanical properties.

Abstract

Purpose

The purpose of this study is to develop a lower bainite structure consists of a dispersion of fine carbide inside plates of bainitic ferrite from chemical composition unmodified conventional pearlitic steel under bainitic transformation and to investigate its effect on tensile properties and wear resistance.

Design/methodology/approach

A commercial hypereutectoid pearlitic rail steel was subjected to three different bainitic transformation treatments followed by tempering to develop a desirable microstructure with a DIL805 BÄHR dilatometer. A comprehensive microstructural study was performed by scanning electron microscopy and energy dispersive x-ray spectroscopy. Finally, the mechanical properties and wear resistance were evaluated by tensile, microhardness, and pin-on-disc tests.

Findings

The results showed that the best combination of mechanical properties and sliding wear resistance was obtained in the sample subjected to bainitic transformation at 300°C for 600 s followed by tempering at 400°C for 300 s. This sample, which contained a bainitic ferrite structure, exhibited approximately 20% higher hardness and approximately 53% less mass loss than the as-received pearlitic sample due to the mechanically induced transformation in the contact surface.

Originality/value

Although pearlitic steel is widely used in the construction of railways, recent studies have revealed that bainitic transformation at the same rail steels exhibited higher wear resistance and fatigue strengths than conventional pearlitic rail at the same hardness values. Such a bainitic microstructure can improve the mechanical properties and wear resistance, which is a great interest in the railway industry.

Abstract

Purpose

This paper aims to investigate the wear behaviors of aged metal matrix composites and of the as-cast Al-Si alloy by using a pin-on-disk wear testing machine at room temperature.

Design/methodology/approach

Hypoeutectic (Al-7Si) alloy reinforced with low volume fractions of SiC particles (SiCp) and graphite (Gr) particles were prepared by the stir-casting process. It was found that the addition of 9 Wt.% of SiCp and 3 Wt.% of Gr particles conferred a beneficial effect in reducing the wear rate of the composites.

Findings

The worn-out surfaces of the specimens were examined using scanning electron microscopy (SEM); the extensive micro cracking occurs on the surface of the Al-7Si alloy tested at lower loads. The growth of these microcracks finally led to the delamination of the base alloy surface. The reinforcements (SiCp and Gr) particles tended to reduce the extent of plastic deformation in the surface layer, thereby reducing extensively the occurrence of micro cracking in the composites.

Originality/value

From the results, it is revealed that the quantity of wear rate was less for aged specimens compared to the as-cast specimens. The worn-out surfaces were studied using electron dispersive spectroscopy, and wear debris was analyzed using SEM.

Abstract

Purpose

The purpose of this paper is to present a new simplified local remeshing procedure for the study of discrete crack propagation in finite element (FE) mesh. The proposed technique accounts for the generation and propagation of crack‐like failure within an FE‐model. Beside crack propagation, the technique enables the analysis of fragmentation of initially intact continuum. The capability of modelling fragmentation is essential in various structure‐structure interaction analyses such as projectile impact analysis and ice‐structure interaction analysis.

Design/methodology/approach

The procedure combines continuum damage mechanics (CDM), fictitious crack approach and a new local remeshing procedure. In the approach a fictitious crack is replaced by a discrete crack by applying delete‐and‐fill local remeshing. The proposed method is independent of mesh topology unlike the traditional discrete crack approach. The procedure is implemented for 3‐D solid elements in commercial finite element software Abaqus/Explicit using Python scripting. The procedure is completely automated, such that crack initiation and propagation analyses do not require user intervention. A relatively simple constitutive model was implemented strictly for demonstrative purposes.

Findings

Well known examples were simulated to verify the applicability of the method. The simulations revealed the capabilities of the method and reasonable correspondence with reference results was obtained. Material fragmentation was successfully simulated in ice‐structure interaction analysis.

Originality/value

The procedure for modelling discrete crack propagation and fragmentation of initially intact quasi‐brittle materials based on local remeshing has not been presented previously. The procedure is well suited for simulation of fragmentation and is implemented in a commercial FE‐software.
