Palomar Technologies 2460-IV and 2460-V ball bonders have two new options available: a two axis programmable LED-based lighting system and a light calibration software. The LED system lights component surfaces with ultra bright red LEDs (940mm) for the vision processor to locate and reference bond sites. The light calibration software enables customers to calibrate their programmable lighting systems to produce similar brightness levels across different machines with varying lamp and LED intensities and other manufacturing and aging variables.

Palomar's LED lighting system is a benefit in applications requiring better contrast or when the background color is better suited for red light, because it provides uniform light distribution and improves contrast with regard to surface reflective applications. The system consists of a programmable dual axis controller with manual adjustment knobs, cabling, On-axis through-lens LED cluster and an Off-axis LED assembly, plus mounting brackets for the Off-axis LED ring. The Off-axis LED assembly can swing out of position to allow easy access to the transducer and capillary, and swing back into its detent position for lighting.

The company's light calibration software enables the bonder operator to adjust the light level and calibrate the programmable range so that the programmed values can be the same across several bonders, or as lamps and LEDs are replaced due to age. The software displays the light intensity histogram in PEL (units recognized by the vision processor) and allows the user to manually adjust the light value to a minimum and maximum desired level. When values are entered into the program, the machine calibrates the minimum and maximum values into the same programmable range to produce similar brightness when running these programs.

The Model 2460-V automatic wire bonder is used for high-speed, precision ball and stitch bonding for fine-pitch interconnect applications. Applications include high pin count devices, complex multichip modules and hybrid microcircuits, ceramic circuit boards, chip-on-board and chip-on-flex.
