Abstract

The European Commission has decided that from the second half of 2006 only lead‐free solder pastes will be permitted for use in the electronics industry. Earlier results of testing showed that lead‐free solder pastes may not be appropriate for both printed‐circuit‐board (PCB) and hybrid‐circuit applications, because of the materials' compatibility with the soldering process and with the solder pads. The basic properties of the investigated pastes show which of the tested solder pastes can be used for both applications. After selection of the appropriate solder pastes, reliability tests were conducted. The surface insulation resistance was tested for both the hybrid circuits and PCBs, whereas the mechanical strength of the soldered joints of components was only tested for the PCBs.

Abstract

Although rework is labour intensive and conflicts with most modern manufacturing/assembly philosophies, realistic defect levels in surface mount technology (SMT) printed circuit board (PCB) assembly render rework indispensable on the shop floor. Most commercially available rework tools are manual or require very skilled operators for their efficient operation. The challenges of automating SMD rework are significant because the tools, their specifications and rework processes required are not fully understood, and the impact of rework processes on assembly quality and reliability are hotly debated. This paper describes an automated robotic rework cell for SMD and TH boards, and the method used for process characterisation of the solder paste dispensing system. The paper also describes equipment selection, the integration and interfacing of the dispensing equipment to the cell controller and the process characterisation experiments.

Abstract

Purpose

The purpose of this paper is to investigate the rheological behaviour of three different lead‐free solder pastes used for surface mount applications in the electronic industry.

Design/methodology/approach

This study concerns the rheological measurements of solder paste samples and is made up of three parts. The first part deals with the measurement of rhelogical properties with three different measuring geometries, the second part looks into the effect of frequencies on oscillatory stress sweep measurements and the final part reports on the characterisation and comparison of three different types of Pb‐free solder pastes.

Findings

Among the three geometries, the serrated parallel plate was found effective in minimising the wall‐slip effect. From the oscillatory stress‐sweep data with different frequencies; it was observed that the linear visco‐elastic region is independent of frequency for all the solder paste samples. To understand the shear thinning behaviour of solder paste, the well known Cross and Carreau models were fitted to the viscosity data. Moreover, creep‐recovery and dynamic frequency‐sweep tests were also carried out without destroying the sample's structure and have yielded useful information on the pastes behaviour.

Research limitations/implications

More extensive research is needed to fully characterise the wall‐slip behaviour during the rheological measurements of solder pastes.

Practical implications

The rheological test results presented in this paper will be of important value for research and development, quality control and facilitation of the manufacturing of solder pastes and flux mediums.

Originality/value

This paper shows how wall‐slip effects can be effectively avoided during rheological measurements of solder pastes. The paper also outlines how different rheological test methods can be used to characterise solder paste behaviours.

Abstract

This paper examines the rôle that the squeegee plays in the solder paste printing process. Although the printing of solder paste is only one stage of many in the surface mount assembly process, it is crucial to deposit the correct amounts of solder paste cleanly onto the substrate. The amount of solder paste deposited affects the reliability and strength of the reflowed solder joint. Surface mount component lead pitches are continually being reduced due to the requirements of packing more and more components into a given space on the PCB, and this necessitates a proper understanding of the printing process and in particular of the squeegee which plays an important part in determining paste heights and the occurrence of defects. The paper outlines a model which predicts scooping and skipping in the stencil printing of solder pastes used in the reflow soldering of surface mounted devices. The model is based on the forces acting on the squeegee blade, which determines the paste flow pattern ahead of the squeegee, and on the stencil aperture geometry. The paper also examines the interactions between the paste properties and squeegee material properties. These interactions produce printing defects such as scooping, skipping and wet bridging. Results of an experimental comparison of different types of squeegee blade used in the stencil printing of solder pastes for reflow soldering in SMT, as well as the experimental results for squeegee deformation into stencil apertures, were used for validating the model. The empirically enhanced model which results takes into account the force on the squeegee due to solder paste flow and some of the non‐Newtonian properties of the solder paste. The main utility of the proposed model is the control of solder paste printing quality.

Abstract

As electronic devices have become more complex and interconnection density has increased, electronics manufacturers are facing new challenges to solder SMD packages with pitches down to 0.3 mm or less. To achieve positive results, all parameters throughout the soldering process have to be optimised. The first step on the SMT line is the application of solder paste. Any faults at this stage (material, equipment or process related) will be carried through the entire production line. Solder paste is one of the most important factors in the whole chain. It is important to understand the influence of the metal powders, activators, solvents and additives on soldering of ultra‐fine pitch SMDs. Special attention must be paid to the powder (fine pitch devices demand a fine grain in the solder paste). The reliability of the soldered joints is mainly dependent (apart from on the solder paste) on the solder quantities applied to the component pads, the tolerance regarding the shape and size of stencils + PCBs + SMDs, the accuracy of mounting and printing, and on the reflow profile. It is important to design the stencil apertures with sufficient surface area to provide enough surface tension (between the paste and the component pad) to pull the solder paste out of the stencil, while keeping the component pad small enough to match the lead of the component. As the wetting of fine pitch components is especially critical, it is necessary to pay more attention to the design of the reflow profile. It is recommended to solder ultra‐fine pitch components under nitrogen, as this enlarges the process window considerably.

Abstract

Soldering technologies continue to evolve to meet the demands of the continuous miniaturisation of electronic products, particularly in the area of solder paste formulations used in the reflow soldering of surface mount devices. Stencil printing continues to be a leading process used for the deposition of solder paste onto printed circuit boards (PCBs) in the volume production of electronic assemblies, despite problems in achieving a consistent print quality at an ultra‐fine pitch. In order to eliminate these defects a good understanding of the processes involved in printing is important. Computational simulations may complement experimental print trials and paste characterisation studies, and provide an extra dimension to the understanding of the process. The characteristics and flow properties of solder pastes depend primarily on their chemical and physical composition and good material property data is essential for meaningful results to be obtained by computational simulation.This paper describes paste characterisation and computational simulation studies that have been undertaken through the collaboration of the School of Aeronautical, Mechanical and Manufacturing Engineering at Salford University and the Centre for Numerical Modelling and Process Analysis at the University of Greenwich. The rheological profile of two different paste formulations (lead and lead‐free) for sub 100 micron flip‐chip devices are tested and applied to computational simulations of their flow behaviour during the printing process.

Purpose

The purpose of this paper is to optimize assembly processes in order to minimize defects in the assembly of 01005 chip components.

Design/methodology/approach

During the study, solder paste printing process‐related variables, such as solder paste type, stencil type, and stencil opening ratio, and pick and place process‐related methods, such as vision camera type and vacuum pickup nozzle type were evaluated with the goal of achieving a high‐yield assembly solution for 01005 chip components. A test board was used in a series of designed experiments to optimize the solder paste printing, pick and placement, and reflow processes. Assembly defects were analyzed as a function of the stencil design and the assembly processes.

Findings

The results of the study indicated that both electroformed and electropolished laser‐cut stencils had a comparable print quality with respect to the solder volume delivered to the pads. In terms of assembly yield performance, type 4 (size range: 20‐38 μm) solder paste with a smaller sphere size gave a better overall yield and better paste deposition on the pad, if used on a 0.08‐mm thick electroformed stencil with a 90 per cent aperture. Temperature cycling between −65 and 150°C, with up to 1,500 cycles, showed that no cracks were observed at the solder joints due to temperature cycling. The process and design change required for achieving a robust manufacturing process have been indicated and reported.

Originality/value

The results of this work provide process recommendations for the implementation of 01005‐sized chip components assembly in mass production processes.

Abstract

Purpose

This study aims to focus on the surface mount technology (SMT) mass production process of Sn-9Zn-2.5Bi-1.5In solder. It explores it with some components that will provide theoretical support for the industrial SMT application of Sn-Zn solder.

Design/methodology/approach

This study evaluates the properties of solder pastes and selects a more appropriate reflow parameter by comparing the microstructure of solder joints with different reflow soldering profile parameters. The aim is to provide an economical and reliable process for SMT production in the industry.

Findings

Solder paste wettability and solder ball testing in a nitrogen environment with an oxygen content of 3,000 ppm meet the requirements of industrial production. The printing performance of the solder paste is good and can achieve a printing rate of 100–160 mm/s. When soldering with a traditional stepped reflow soldering profile, air bubbles are generated on the surface of the solder joint, and there are many voids and defects in the solder joint. A linear reflow soldering profile reduces the residence time below the melting point of the solder paste (approximately 110 s). This reduces the time the zinc is oxidized, reducing solder joint defects. The joint strength of tin-zinc joints soldered with the optimized reflow parameters is close to that of Sn-58Bi and SAC305, with high joint strength.

Originality/value

This study attempts to industrialize the application of Sn-Zn solder and solves the problem that Sn-Zn solder paste is prone to be oxidized in the application and obtains the SMT process parameters suitable for Sn-9Zn-2.5Bi-1.5In solder.

Abstract

Purpose

This paper aims to investigate the effect of physical vapor deposition (PVD)-coated stencil wall aperture on the life span of fine-pitch stencil printing.

Design/methodology/approach

The fine-pitch stencil used in this work is fabricated by electroform process and subsequently nano-coated using the PVD process. Stencil printing process was then performed to print the solder paste onto the printed circuit board (PCB) pad. The solder paste release was observed by solder paste inspection (SPI) and analyzed qualitatively and quantitatively. The printing cycle of up to 80,000 cycles was used to investigate the life span of stencil printing.

Findings

The finding shows that the performance of stencil printing in terms of solder printing quality is highly dependent on the surface roughness of the stencil aperture. PVD-coated stencil aperture can prolong the life span of stencil printing with an acceptable performance rate of about 60%.

Originality/value

Stencil printing is one of the important processes in surface mount technology to apply solder paste on the PCB. The stencil’s life span greatly depends on the type of solder paste, stencil printing cycles involved and stencil conditions such as the shape of the aperture, size and thickness of the stencil. This study will provide valuable insight into the relationship between the coated stencil wall aperture via PVD process on the life span of fine-pitch stencil printing.

Abstract

Purpose

The purpose of this paper is to study the rheological behaviours of lead‐free solder pastes used for flip‐chip assembly applications and to correlate rheological behaviours with the printing performance.

Design/methodology/approach

A range of rheological characterization techniques including viscosity, yield stress, oscillatory and creep‐recovery tests were carried out to investigate the rheological properties and behaviours of four different solder paste formulations based on no‐clean flux composition, with different alloy composition, metal content and particle size. A series of printing tests were also conducted to correlate printing performance.

Findings

The results show that in the viscosity test, all solder pastes exhibited a shear thinning behaviour in nature with different highest maximum viscosity. The yield stress test has been used to study the effect of temperature on the flow behaviour of solder pastes. A decrease in yield stress value with temperature was observed. The results from the oscillatory test were used to study the solid‐ and liquid‐like behaviours of solder pastes. Creep‐recovery testing showed that the solder paste with smaller particle size exhibited less recovery.

Research limitations/implications

More extensive research is needed to simulate the paste‐roll, aperture‐filling and aperture‐emptying stages of the stencil printing process using rheological test methods.

Practical implications

Implementation of these rheological characterization procedures in product development, process optimization and quality control can contribute significantly to reducing defects in the assembly of flip‐chip devices and subsequently increasing the production yield.

Originality/value

The paper shows how the viscosity, yield stress, oscillatory and creep‐recovery test methods can be successfully used to characterize the flow behaviour of solder pastes and also to predict their performance during the stencil printing process.
