Flip chip bonding and a fully automatic operation are now available on the Cammax Precima DB100, the semi-automatic precision die bonder designed to handle GaAs and similar delicate materials. The additions enhance the DB100's existing efficient production capabilities.
The DB100 uses pulse heating, which offers a rapid heating and cooling temperature cycle and has a dedicated, programmable PC controller, together with user-friendly software for easy set-up and operation in semi-automatic configuration.
All parameters are fully adjustable via the controller and can be stored on disk. Die and submount alignment are achieved by use of a simple key pad and joystick and the operator can view the operation on a colour monitor supplied with sharp CCD camera images.
The DB100 can be configured for precise flip chip bonding of gallium arsenide and other delicate manufactured materials. In this configuration, a second camera is mounted on the workstage to view the die located on the pick-up tool, thus providing accurate alignment of the device in X, Y and Theta, prior to bonding under program control.
A further option is the addition of a high-speed pattern recognition system, this upgrade provides full automatic operation. After dice and submounts are loaded via either waffle tray or gel pack the system allows uninterrupted production with no intervention by the operator, thus achieving high production outputs at very low cost.
