Intersil's family of radiation hardened MOSFETs

Intersil Corporation announces an extension of its radiation hardened (Rad Hard) MOSFET family designed to provide protection against single event effects (SEE) radiation in space satellite and aerospace applications. The new MOSFETs provide power conditioning and control in commercial and military space applications and are claimed to be the only industry Rad Hard MOSFETs with guaranteed SEE capability with fully specified safe operating area (SOA) curves.

Intersil's enhanced power MOSFET immunity to SEE, particularly single event gate rupture (SEGR), combined with 100,000 radiation absorbed dose (RAD) hardness, yields devices ideal for applications in harsh space environments. The devices have been designed to act as a switch to either control or supply power to an entire system or to a single object such as a solenoid or motor. The MOSFETs are enhancement-mode, silicon-gate, power field effect transistors of the vertical double-diffused metal-oxide semiconductor (DMOS) structure.

The MOSFET family is said to be suited for applications exposed to radiation environments, such as switching regulation, switching converters, motor drives, relay drivers and drivers for high-power bipolar switching transistors requiring high speed and low gate drive power. Delivering low rDS(ON), the devices reduce heat sink requirements and improve system losses. The result is less weight, cost and size for the entire system.

"The entire MOSFET family includes a range of voltages resulting in a greater number of breakdown voltage options for the designer", said Jerry Kim, product manager at Intersil. "Intersil delivers the only industry Rad Hard MOSFETs with guaranteed SEE capability with safe operating area (SOA) curves. The MOSFETs demonstrate Intersil's continued dedication to providing engineers with design options."

The new extension of Rad Hard MOSFET family includes the FSJ163 and FSYC163, the FSYC264, and the FSJ360 and FSYC360. The FSJ163 and FSYC163 each represent N-channel, 130-volt (V) dice size six in enhanced T0254 and SMD2 package respectively. The FSYC264 represents N-channel, 250V dice size six in SMD2 package. The FSJ360 and FSYC360 each represent N-channel, 400V dice size six in enhanced T0254 and SMD2 package respectively.
